About the Role
As an Advanced Packaging Modeling Expert - FEA, you will develop and validate finite element analysis (FEA) models to simulate the thermal and mechanical behavior of advanced semiconductor packages. Your responsibilities include performing simulations to evaluate reliability risks, conducting thermal modeling for heat dissipation, collaborating with cross-functional teams, and contributing to the development of internal simulation workflows. You will also document and present methodologies and results to both technical and executive audiences.
About You
Required:
- M.S. or Ph.D. in Mechanical Engineering, Materials Science, Applied Physics, or a related field.
- 5 years of hands-on industry experience in thermal-mechanical FEA modeling in the semiconductor or electronics packaging domain.
- Thorough understanding of advanced packaging technologies including flip-chip, fan-out wafer-level packaging, and through-silicon vias.
- Proficient with commercial FEA tools such as ANSYS, Abaqus, or COMSOL.
- Strong knowledge of materials behavior under thermal and mechanical loads.
- Familiarity with semiconductor packaging processes.
- Excellent analytical, problem-solving, and communication skills.
Preferred:
- Experience with multi-physics simulations including coupled electro-thermal-mechanical analysis.
- Familiarity with JEDEC reliability standards and qualification tests.
- Experience with scripting and automation to streamline simulation workflows.
- Exposure to package design tools such as Cadence or Mentor Graphics.
